High-efficiency solar cells made from environmentally friendly nitride semiconductors.
The nitride semiconductor InGaAlN can almost cover the entire solar spectrum, and its constituent elements are also environmentally friendly. Unlike conventional semiconductors, nitride semiconductors do not have lattice-matched substrates, resulting in many defects within the crystal. In solar cells, it is necessary to efficiently extract photo carriers. As a strategy, a device structure that utilizes the spontaneously generated polarization electric field within the crystal has been proposed. To realize this structure, it is essential to have growth technology that controls the polarity of the crystal (the arrangement order of constituent atoms along the thin film crystal growth direction), particularly nitrogen (N) polarity growth technology. Tohoku University has successfully achieved this N-polar growth earlier than anyone else in the world and has fabricated N-polar solar cells. Experimental verification has shown that the extraction efficiency of photo carriers is more than eight times greater compared to Ga-polar solar cells.
