Based on the technology cultivated in GaN HEMT modeling, Qorvo has packaged the process from measurement to model generation and has begun offering it as a professional service. Accurate nonlinear models are essential for circuit simulation in EDA, and until now, semiconductor manufacturers themselves have conducted device parameter extraction measurements using specialized fixtures and measurement systems after developing new devices, ultimately providing parameters to circuit developers as SPICE parameters for various EDA companies. The models are packaged for parameters aimed at Keysight's high-frequency design system ADS and AWR's high-frequency design software MWO (Microwave Office). Advanced techniques are required for GaN modeling, and skilled measurement technicians and parameter extraction techniques are extremely important elements. Modelithics has been involved in projects for nonlinear models of Qorvo's GaN HEMT transistors for microwave EDA applications for many years, and has a track record of supplying nonlinear models for next-generation microwave products as part of the Qorvo library to circuit designers.
