Comparing Ar plasma treatment and O2 plasma treatment, the O2 plasma treatment caused discoloration even at the center of the back side of the wafer, suggesting the presence of long-lived oxygen radicals that can wrap around. As a result, when an indicator was installed on the side of the air outlet and operated overnight, there was almost no discoloration. Subsequently, when the indicator was repositioned to directly face the air outlet and operated overnight, it showed almost complete discoloration. Assuming an ozone concentration of 0.06 ppm, a simple calculation of the CT value after 14 hours of operation yields 0.06 ppm × 14 hours × 60 minutes = CT value of 50.4 ppm·min, which closely matched the discoloration observed with the experimental ozone generator.
