It is possible to measure the thermal conductivity, thermal resistance, and interfacial thermal resistance of TIMs in thin films of less than 50μm in conditions close to actual products.

The measurement samples (gel-like liquids, sheets, solids) are measured between two metal test heads with known thermal conductivity (aluminum or copper) in the shape of a cylinder or rectangular prism. The temperature gradient ΔT and heat flow Q in the sample are measured, and the effective thermal resistance Rtheff is determined. By applying pressure and changing the thickness of the sample while repeating the measurements, the thermal conductivity (W/m·K), thermal resistivity (mm²·K/W), and interfacial thermal resistivity (mm²·K/W) of the sample can be calculated using the formulas and graphs below.
