[Analysis Case] Stress Evaluation of Ferroelectric Capacitor Metal Using Finite Element Method

It is possible to quantify the stress distribution between different materials during heating and cooling.

FeFETs (ferroelectric transistors) using HfxZr1-xO2 (HZO) are expected to be candidates for next-generation transistors due to their high-speed operation and low power consumption, but they have the drawback of low polarization. To improve the characteristics of FeFETs, enhancing the ferroelectricity of HZO is effective, and methods have been proposed to apply stress to the HZO layer to increase the crystalline phases that exhibit ferroelectricity. This case evaluated the stress generated in each layer during cooling in a laminated structure composed of materials with different coefficients of linear expansion, such as TiN, W, Pt, and HZO, using the finite element method. Comparison of spectra obtained from Ga line (HAXPES) and Al line/Mg line (XPS) measurements.

In HAXPES, hard X-rays (Ga radiation) are used for excitation, which results in different positions of the Auger peaks compared to the Al and Mg radiation typically used in standard XPS measurements. Therefore, even in samples where the photoelectron peaks and Auger peaks overlap in Al and Mg measurements, this overlap can be avoided in Ga measurements, allowing for a detailed evaluation of the bonding states. This document presents the spectra of Kovar (an alloy of Fe, Ni, and Co) and GaN measured using Ga radiation (equipped with HAXPES) and Al and Mg radiation (equipped with XPS).

[Analysis Case] Evaluation of the Imidization Reaction of Polyimide

The degree of imidization due to differences in heating conditions can be evaluated using XPS.

Polyimide has very high heat resistance and excellent electrical insulation and mechanical properties, making it an essential material not only for electronic components but also for a wide range of fields such as precision machinery, automobiles, and aerospace. In its reliability evaluation, research on imide bonds is important. This document presents an example of XPS measurements conducted on polyimide before and after heating. Changes in the amount of oxygen and the chemical shifts of carbon, nitrogen, and oxygen confirmed that imidization progressed after heating. Additionally, by performing waveform analysis, it is also possible to determine the proportion of polyimide present.

Technical Information Magazine 202305-01 Evaluation of SiO2 Films Using Mercury Probes

The electrical properties and film quality of the SiO2 film on the Si substrate were investigated in detail for each deposition method.

The technical information magazine The TRC News provides the latest information on analytical techniques useful for research and development, solving production troubles, and quality control. **Abstract** Using mercury probes (Hg-Probe) and various physical analysis methods, we investigated in detail the relationship between the electrical properties and film quality of SiO2 films deposited on Si substrates using different methods. Compared to thermally oxidized SiO2 films, SiO2 films deposited by chemical vapor deposition (CVD) were found to have higher moisture and hydroxyl group content, and lower order in the SiO2 network structure, as revealed by RBS, XPS, FT-IR, and SIMS. C-V measurement results using Hg-Probe showed that SiO2 films deposited by plasma CVD have a high positive charge density, while those deposited by ozone CVD exhibit a high density of mobile charges, and it was confirmed that there is a correlation between moisture content and relative permittivity. I-V measurements also indicated that the leakage current of SiO2 films deposited by ozone CVD, which have high moisture content, is significant. Additionally, C-V measurements combined with wet etching confirmed that SiO2 films deposited by plasma CVD have a spread in charge distribution near the interface. **Table of Contents** 1. Introduction to material analysis of layer composition using infrared spectroscopy and Raman analysis!

We would like to introduce the "Analysis of Food Container Packaging" conducted at Ronbic Co., Ltd. The results of cross-sectional observation using an electron microscope on food container packaging (solid roux) revealed that the structure of this food container packaging consists of 7 layers. Using micro FT-IR and micro Raman, the materials of each layer were identified.
